溶液法制备的氧化锌多层膜及其场效应性质(英文)被引量:5

通过旋涂法,采用不同浓度的前躯体制备了氧化锌多层膜,并制备了基于此多层膜的薄膜晶体管器件.实验证明,基于按照氧化锌前躯体浓度顺序为0.25、0.10和0.05 mol.L-1依次旋涂前躯体溶液制备的氧化锌薄膜的晶体管器件的载流子迁移率为0.02 cm.2V-.1s-1,高于按照浓度顺序为0.05、0.10和0.25 mol.L-1依次旋涂前躯体溶液制备的氧化锌薄膜的载流子迁移率(0.013 cm2.V-.1s-1).原子力显微镜(AFM)结果表明,前一种薄膜粗糙度的均方根值(rms)为3.95 nm,而后一种薄膜粗糙度的rms远远高于前者,为4.52 nm,这就说明了氧化锌薄膜的粗糙度对薄膜的半导体性质有很大的影响,这是由于平整的薄膜有利于形成理想的源/漏电极与半导体层的接触.在晶体管中,起传输作用的半导体层是靠近ZnO/SiO2界面处的几纳米的半导体层中的氧化锌晶粒,因此起始形成的氧化锌薄膜的结晶度影响着晶体管的性能.采用X射线衍射(XRD)测试了多层膜中起始形成的薄膜的结晶性能.对于前一种薄膜,起始形成的薄膜为多晶薄膜,而对于后一种薄膜,起始形成的薄膜是无定形薄膜.因此,粗糙度以及起始形成的薄膜的结晶度影响着多层半导体薄膜的性质.

Organic optocoupler(OOC) or organic photocoupler,optical coupler is a novel and one of the most promising organic optoelectronic devices for its well electrical isolation and anti-jamming ability in long-distance and real-time digital communications.The performance parameters of OOC were greatly raised during the past decade,and its development was strongly associated with basic organic devices such as organic light emitting diodes(OLED),organic photodiodes(OPD) and organic phototransistors(OPT) etc.Here we describe the principles of OOC,review recent breakthroughs in this field,and summarize the photosensor and light emitting parts which could be used in the device.Key technical points,such as current transfer ratio,frequency,matching and stability were also discussed in this paper.

基于不同刺激源的刺激响应聚合物体系的构建被引量:7

刺激响应聚合物是一类具有"智能"行为的大分子体系.它可以接收外部环境的刺激信号,如pH值、光、温度、电压、氧化还原剂和气体等,使自身大分子结构或状态发生较大改变,从而影响其物理化学性质,进而体现出相应的功能.大量的研究结果表明,刺激响应聚合物在纳米材料科学、生命科学及临床医学领域中有着广泛的应用前景.本文主要介绍了我们课题组在基于不同刺激源的刺激响应性大分子体系研究方面的一些进展.

Cylindrical PCL brushes on the surface of lanthanum hydroxide nanowires by ring-opening polymerization

A core-shell hybrid nanostructure,a hard core of single-crystalline lanthanum hydroxide nanowires and a soft shell of brushes of poly (ε-caprolactone) (PCL), has been successfully prepared by ring-opening polymerization (ROP) on the surface of nanowires. Such special structures were proved by TEM images. Meanwhile, the thickness of polymer layers was measured. The chemical component and the grafted PCL quantity of the sample were characterized by FTIR and TGA, which provides a simple and universal method to functionalize non-carbon nanowires. The modified lanthanum hydroxide nanowires can be well-dispersed in good solvents for PCL.

采用旋涂法用浓度分别为0.05,0.10和0.25mol·L-1的氧化锌前躯体溶液制备了氧化锌薄膜,并且制备了基于氧化锌多层膜的顶栅极晶体管器件,其中以利用光刻工艺刻蚀的氧化铟锡为源漏电极。通过原子力显微镜(AFM)和X-射线衍射(XRD)分别表征了薄膜的形貌以及结晶情况,并且讨论了前躯体的浓度顺序对氧化锌多层膜的影响。按照浓度从大到小的顺序依次旋涂前躯体溶液制备的氧化锌薄膜表现出了较高的载流子迁移率(7.1×10-3cm2·V-1·s-1),而按照浓度从小到大的顺序依次旋涂前躯体溶液制备的氧化锌薄膜的载流子迁移率为5.2×10-3cm2·V-1·s-1。文中通过对两种多层薄膜的形貌和结晶性能的分析表明影响顶栅极薄膜晶体管性能的主要因素是薄膜的粗糙度。平整的薄膜有利于形成较好的半导体层/绝缘层接触界面,从而有利于提高器件的载流子迁移率。

Recent progress in interface modification for dye-sensitized solar cells被引量:4

Interface modification on the TiO2/dye/electrolyte interface of dye-sensitized solar cells (DSCs) is one of the most effective approaches to suppress the charge recombination,improve electron injection and transportation,and thus ameliorate the conversion efficiency and stability of DSCs.Conventional research focusing on the photoanodes interface modification before sensitization in dye-sensitized solar cells has been carried out and reviewed.However,recent studies showed that post-modification after sensitization of the TiO2 electrode also plays a significant role on the TiO2/dye/electrolyte interface.This post-modification using the immersing method could deprotonate dye molecules,prohibit the dye aggregation and retard the recombination reaction.As a result,it has great influence on the devices' photovoltaic performance.This interface modification could also provide an approach to broaden the response of the solar spectrum by introducing an alternative assembling structure.An in-situ meaning of using a co-adsorbent is employed to modify the interface in the DSCs,which could retard the aggregation of the dye molecules and enhance the conversion efficiency.In addition,electrolyte additives can be used to modify the TiO2/dye/electrolyte interface through some unique mechanisms.Based on the background of interface modification of photoanodes before sensitization,this review introduces various interface modifications after sensitization of dye-sensitized solar cells and their mechanisms.
